Abstract
This paper reports the first electrically injected vertical coupled-cavity surface emitting laser (VCCSEL). The VCCSEL incorporates a passive upper resonator consisting of 1-λ thick GaAs with a lower 1-λ thick active cavity containing 3 InGaAs quantum wells surrounded by selectively oxidized apertures. Simulations that the VCCSELs can be used to control spectral as well femoral properties within the laser. Two methods for external laser modulation arising from novel cavity coupling phenomena are presented.
