Abstract
This paper reports on the aperture-width dependence of modal size and wavelength for thin-oxide VCSELs. Thin oxides are found to contribute little scattering loss and thereby permit operation of VCSELs with apertures as small as 0.5 μm. For thin-oxide VCSELs having aperture widths less than 2.0 μm, the near-field FWHM spot size spreads far beyond the edges of the aperture.
