Abstract

We report the first buried heterostructure vertical cavity surface emitting lasers emitting a single TEMoo mode with a pre-determined polarization and low threshold currents. We achieved a threshold current of 0.8mA and a record-low threshold density of 490A/cm2 with 8 and 32μm diameter lasers, respectively.
