Resonance and switching in a native-oxide-defined AlxGa 1-xAs-GaAs quantum-well heterostructure laser array

Abstract

A twin linear-array coupled-cavity AlxGa1-xAs-GaAs quantum-well heterostructure laser, a stripe-geometry coupled two-dimensional array, is described that, unlike the usual stripe laser, exhibits mode switching and multiple switching (ON-OFF twice) in the light power (L) versus current (I) characteristics (L-I) with increasing current.
