Abstract
LOGOUTesponses of metamorphic double heterojunction photodiodes were investigated under high power optical illumination. The small signal frequency responses of the photodiodes were measured in the frequency domain and the incident optical power used to measure the response was -10 dBm. The laser light was focused onto the device under test by an optical fiber probe with a lens. High speed metamorphic photodiodes with 38 GHz bandwidth, 0.6 A/W responsivity and 500 pA dark current under -5 V reverse bias were characterized under high power optical input.
