Abstract

In this work, presented is a demonstration of efficient room-temperature continuous-wave (cw) operation, with power outputs in the milliwatt range, threshold currents nearing 1 mA and threshold voltages of 2.5-3.0 v at a wavelength of 670 nm. An overview of how the materials and design issues have been addressed to give continued improvement in the device performance is also presented.
