Abstract

Gold-hyperdoped germanium extends photodetection into the infrared wavelengths. Pulsed-laser processing makes single crystal material with ultrahigh dopant concentrations. The laser parameters influence the dopant's atomic position which leads to different light absorption and carrier transport properties.
