Electron-phonon interaction and current oscillations in GaAs-AlGaAs tunnel junctions

Abstract

The current oscillations observed in GaAs-AlGaAs tunnel junctions are interpreted as a substrate space charge effect generated by the non-equilibrium L.O. phonon population. A semi phenomenological model is proposed which emphasizes the role of the boundary conditions imposed by the junction structures. The results are in good agreement with the experiment.
